Metal-Cavity Nanolasers and NanoLEDs

چکیده
We present the theory and experiment of metal-cavity nanolasers and nanoLEDs flip-chip bonded to silicon under electrical injection at room temperature. We first review the recent progress on microand nanolasers. We then present the design rule and our theoretical model. We show the experimental results of our metal-cavity surface-emitting microlasers and compare with our theoretical results showing an excellent agreement. We found the important contributions of the nonradiative recombination currents including Auger recombination, surface recombination, and leakage currents. Finally, experimental demonstration of electrical injection nanoLEDs toward subwavelength nanoscale lasers is reported. key words: nanolasers, nanoLEDs, microcavity, plasmonic waveguides, metal cavity

Modulation response of nanoLEDs and nanolasers exploiting Purcell enhanced spontaneous emission.
The modulation bandwidth of quantum well nanoLED and nanolaser devices is calculated from the laser rate equations using a detailed model for the Purcell enhanced spontaneous emission. It is found that the Purcell enhancement saturates when the cavity quality-factor is increased, which limits the maximum achievable spontaneous recombination rate. The modulation bandwidth is thereby limited to a...
متن کاملModulation bandwidth of metal-clad semiconductor nanolasers with cavity-enhanced spontaneous emission
Analytical approximations for the direct-current modulation bandwidth are obtained which highlight the deleterious effect of enhanced modal refractive index on the resonance frequency of metal-clad nanolasers. The concomitant utilisation of Purcell cavity-enhanced spontaneous emission is shown, in principle, to compromise achievable modulation bandwidths further. Using simplified forms for the ...

Fabrication technology of metal-cavity nanolasers in III-V membranes on silicon
Electrically pumped metal-cavity nanolasers in III-V semiconductors are promising for their application in optical interconnects, where high integration density and low optical powers are required. They offer a low threshold current and excellent cooling properties due to the metal encapsulation. In this contribution, an overview about the technology required for the fabrication of a nanolaser ...
